RF LDMOS Broadcast Devices Designed for Transmitter Equipment

A family of RF power MOSFETs using Motorola's RF LDMOS technology is available for broadcast transmitter equipment. The family, called the MRF370 series, is designed to cover the frequency spectrum of 470 to 860 MHz (bands IV/V) used for TV transmission worldwide. This allows transmitter manufacturers to offer maximum flexibility for service providers with transmission capability for broadcast channels. Advantages include thermal stability, increased peak power output and integrated ESD protection. The MRF370 series also provides minimization of hot carrier injection effects (< 10% Idq drift over 20 years) while at the same time not sacrificing RF performance.

The first product to be introduced is the MRF372, an internally matched, 180 watt, 32 volt lateral N-channel broadband RF power MOSFET. The MRF372 is designed for broadband commercial and industrial applications at frequencies from 470 - 860 MHz. Gain (typical) is 17 dB, and efficiency (typical) is 36%. The high gain and broadband performance of this device makes it ideal for large-signal, common source amplifier applications in 32 volt transmitter equipment.
